MediaTek is on the cutting edge of high-speed interconnect IP. Our 224G SerDes solutions are production-ready this year, setting new industry standards. Additionally, we are actively developing 448G SerDes to meet future demands.
Advanced Process Nodes with DTCO
MediaTek collaborates with major foundry service providers in advanced process nodes, enabling better PPA than process POR through Design Technology Co-Optimization (DTCO). Our close collaboration with major foundries includes the first N2P TO in 2025, which will flow into our ASIC products. With over 70 product tape-outs from 7nm to 2nm, we showcase our extensive experience in advanced process nodes.
Advanced Packaging
MediaTek has significant experience in advanced large-size packaging, including CoWoS and InFO processes. Our first InFO product mass production (MP) in 2021 featured the world's largest 91x91 mm² package size with a 1+8 chiplets architecture. In 2022, we achieved the first CoWoS product MP with the world's largest 85x85 mm² package size with HBMs. We continue to advance packaging technology, enabling larger package sizes (~8-9x reticle) for a bigger and faster HPC portfolio.
Memory (HBM and DRAM) Readiness
MediaTek is well-versed in high-bandwidth memory technologies, with extensive experience in HBM2/2E and HBM3/3E. We are also developing in-house HBM 4/4e, custom HBM4E, and LPDDR5 with customized libraries for better PPA.
Interconnects (Except SerDes)
Our in-house development of high-speed I/Os includes Mlink, UCIe, and PCIe Gen7 with customized libraries for better PPA. Additionally, we offer co-packaged optical platforms featuring CPO, LPO, and HRO technologies.
